宽波段光电探测是光电子器件领域的重要研究课题之一,硅材料的响应波段通常作用在可见光和近红外波段。本报告介绍石墨烯/硅异质结的宽波段响应机理和器件性能,研究栅压对探测器响应度、噪声等参量的影响规律,通过引入中间介质层(氧化铝、类金刚石)改进载流子输运并提高器件性能。针对性设计并制备石墨烯/过饱和掺杂硅、石墨烯/微纳图案化硅两种异质结构,将探测器响应波段拓展到短波红外波段,并证明其具有高增益响应性能。
